Abstract:
当前,基于GaInP/GaInAs/Ge三结结构的晶格匹配型太阳能电池已成为空间和地面聚光应用的主流.以上电池结构的带隙组合多为1.85eV/1.42eV/0.67eV,对应的太阳光吸收谱大致为300nm~670nm,670nm~875nm,875nm~1850nm三个不同部分,由于电池在以上吸收范围内均具有较高的外量子效率(约90%),且顶电池和中电池的电流可基本保持匹配,电池在AM1.5D G173标准光谱下进行聚光测试的效率一般可达到40%左右.
