Abstract:

一种基于二氧化钒纳米线的环形腔光调制器,属于光调制器技术领域。包括以下结构:在直波导的一侧为跑道型谐振腔,在直波导的另一侧复合有一层二氧化钒纳米膜,二氧化钒纳米膜的位置位于对应的耦合区域;进一步二氧化钒纳米膜沿直波导长度方向的尺寸不大于耦合区域对应的尺寸。本发明相变响应可以达到亚ps量级,能够在ps量级驰豫回半导体相。
