本实用新型公开了一种五结化合物半导体太阳能光伏电池芯片,以锗单晶片(1)为衬底依次生长底电池p-Ge、n-Ge(2),成核层GaAs(3),缓冲层GaInAs(4),第一势垒层n-GaInAs(5),第一隧道结n++AlGaAs、p++GaInAs(6),第二势垒层p+GaInAs(7),第二结电池p-GaInAs、n-GaInAs(8),第一窗口层n+AlGaInP/AlInAs(9),第二隧道结n++GaInAs、p++AlGaAs(10),第三势垒层p+GaInP(11),第三结电池p-GaInP、n-GaInP(12),第二窗口层n+AlPSb(13),第三隧道结n++AlPSb、p++AlPSb(14),第四势垒层n+AlPSb(15),第四结电池p-AlPSb、n-AlPSb(16),第三窗口层n+AlPSb(17),第四隧道结n++ZnSSe、p++ZnSSe(18),第五势垒层n+ZnSSe(19),顶电池p-ZnSSe、n-ZnSSe(20),第四窗口层n+ZnSSe(21),欧姆接触层n+ZnSSe(22)。有效解决现有太阳能电池芯片对太阳辐射分布于可见光及紫外波段的大量能流无法充分吸收的问题,提高多结太阳能电池的光电转换效率。
