Abstract:

一种提高氧化锌薄膜紫外光致发光强度的方法属于半导体光电材料领域。现有提高氧化锌薄膜紫外光致发光强度的方法存在工艺流程复杂、不易控制,耗时较长等问题。本发明通过激光辐照预处理后的氧化锌薄膜,从而提高氧化锌薄膜室温下的紫外光致发光强度;其中,激发波长为248nm;电控旋转台转动速度为10~40°/s;脉冲频率为1~5Hz;激光输出能量密度为250~650mJ/cm2;激光脉冲数为30~100。本发明方法具有时间短、可控性强、重复性高、操作简单等优点。
