High-Performance Mach-Zehnder Modulator Based on Thin-Film Lithium Niobate with Low Voltage-Length Product SCIE

Abstract :

Electro-optic modulators (EOMs) based on a thin-film lithium niobate (TFLN) photonic integration platform play a crucial role in loading electrical signals onto optical signals. In this paper, we proposed on-chip EOMs operating at two commercially available wavelengths of 850 and 1550 nm and successfully demonstrated rather low voltage-length products (V-pi center dot Ls) of 0.78 V center dot cm and 1.29 V center dot cm, respectively. Additionally, the EOM working at 1550 nm exhibits the capability of 3-dB electro-optic (E-O) bandwidth beyond 40 GHz due to the limitation of our test conditions. This study is quite helpful for understanding EOM structures in a TFLN platform, as well as the fabrication of high-performance and multifunctional EOM devices.

两维相干阵激光光束质量的分析

Abstract :

根据激光光束质量国际标准,采用光束质量M~2因子来评价相干阵激光的光束质量,并采用拟合相干阵激光传输双曲线方程的方法计算了相干阵激光在不同波长、子光源半径、占空比、阵列宽度等参数条件下的M~2值。考虑到采用拟合双曲线方程来计算M~2值存在较大的误差,同时采用桶中功率比(BQ)对相干阵激光的光束质量进行计算。根据所提出的BQ值与M~2值的关系式,通过计算BQ值得到相干阵激光在不同参数情况下稳定的M~2值。计算结果表明,相干阵激光的光束质量接近衍射极限。

底发射VCSEL片上点阵结构光投影装置设计

Abstract :

为解决现有点阵结构光投影装置中准直透镜会导致较强的零级衍射而造成投影点阵光强分布不均匀的问题,提出了一种基于底发射垂直腔面发射激光器的片上点阵光投影装置结构,并给出了衍射光学元件设计思路。首先对目标光场进行光强调整和坐标变换,在无准直透镜情况下利用基于瑞利-索末菲衍射积分的Gerchberg-Saxton改进算法获得片上衍射光学元件的相位分布,并最终对该点阵投影装置的投影效果进行评估。结果表明:在衍射光学元件设计过程中采用高斯光束作为光源时,该结构能更好地抑制零级衍射,获得光强分布更加均匀的投影点阵。此外,该结构不仅可省去透镜的安装,减小投影装置尺寸,还可通过流片工艺实现光源和衍射光学元件一体...

质子注入对GaAs基器件隔离研究

Abstract :

质子注入参数对注入型垂直腔面发射激光器(Vertical cavity surface emitting laser,VCSEL)的电流限制孔径位置及电流限制效果具有较大影响.文中从质子注入的能量和剂量及其相互作用对VCSEL电流限制孔径的影响规律及机制出发,通过理论模拟分析了注入参数对质子分布及注入区电阻值的影响.在此基础上,采用VCSEL外延片进行了质子注入实验研究.实验结果和理论分析均表明:注入区电流隔离效果及质子分布受注入能量和剂量共同调控.当注入参数为320keV、8×1014cm-2时,经430℃、30 s退火后可得到结深约0.7 μm,平均射程距有源区约1.3 μm,电阻值达4.6×107 Ω·cm2的质子注入区.使用该参数制备的VCSEL器件实现了较好的激光激射,证明该质子分布不仅可避免VCSEL有源区损伤,而且能实现较好的电流隔离效果,满足VCSEL电流限制孔径的制备要求.研究结果对质子注入型VCSEL的芯片结构及工艺优化具有重要指导意义.

Design and Analysis of Microchannels for Heat Dissipation of High-Energy VCSELs Based on Laser 3D Printing SCIE

Abstract :

For the problem of high waste heat in the active area of high-power VCSEL arrays and the difficulty of heat dissipation, we took advantage of laser 3D printing technology and combined it with the relevant principles of fluid-structure coupling, three kinds of microchannel heat sink with different structures of pin-fin, honeycomb, and double-layer reflow were designed. The heat dissipation capacity of three kinds of heat sinks to the heat flux density 200 W/cm(2) VCSEL array and the influence of the key characteristics of the microchannel on the heat dissipation capacity was studied. The results show that the double-layer reflow microchannel heat sink has the strongest heat dissipation capability, with the minimum thermal resistance value of 0.258 degrees C/W when the microchannel diameter and the cooling mass flow rate were 0.5 mm and 24 L/h, respectively. The inner wall roughness of the pure copper microchannel prepared by 3D printing technology was 7.08 mu m, and the heat sink thermal resistance was reduced by 0.7% compared with the smooth channel wall. The deviation of the microchannel diameter from the design size (500 mu m) was -10 mu m, and the heat sink thermal resistance was reduced by 0.8% compared to the theoretical value, which shows that the surface roughness and size deviation of the 3D printed microchannel had beneficial effect on enhancing heat dissipation. The actual thermal conductivity of the 3D printed pure copper after heat treatment was 310.4 W/m-K, at which point the thermal resistance was 0.306 degrees C/W, and the maximum temperature was 35.3 degrees C, which satisfied the operating temperature range of the chip. This study provides a theoretical basis and implementation method for the fabrication of heat sinks for high-energy VCSEL arrays using laser 3D printing technology.

Re-analysis of single-mode conditions for thin-film lithium niobate rib waveguides SCIE

Abstract :

Single-mode waveguide devices are necessary in photonic integrated circuits. Previous studies on the singlemode conditions (SMCs) of the thin film lithium niobate (TFLN) either only focus on wire waveguide, or lack comprehensive discussions on the influence of the rib waveguide with different cross-section area at a certain height. In this paper, a systematical study on the SMCs of rib waveguide based on TFLN is carried out by using finite difference method (FDM). By comparing the effective refractive index between the first-order mode in the central rib region and the fundamental mode in the slab waveguide, and the fraction of the mode power flux between the TFLN rib region and the whole waveguide region, the SMCs in the central rib region are analyzed in terms of geometric parameters of the TFLN rib waveguide. The simulation results suggest that no single equation could meet the SMCs of different waveguide structures simultaneously in a small TFLN with the height no more than 900 nm. Ultimately, new approximate expressions as functions of rib-waveguide width and etching depth are proposed to precisely describe the single-mode condition at these dimensions.

Investigation of interface states between GaAs and Si3N4 after He+ implantation SCIE

Abstract :

The cross-sectional morphology of GaAs/Si3N4/SiO2 composite wafer after He+ implantation has been systematically observed. Experiment sample is prepared by focused ion beam system to meet the observation requirements of transmission electron microscope. The results show that implantation of 300 keV, 5 x 10(16)/cm(2) He+ gives rise to formation of bubbles and dislocations in GaAs material, but no cracks are observed. In addition, after annealing, interface separation and micro-gap appear at the interface between GaAs layer and Si3N4 layer. Finally, the mechanisms of bond fracture and blisters formation at the interface are explained by density function theory calculation.

Low Loss Hollow-Core Connecting-Circle Negative-Curvature Fibres EI

Abstract :

Hollow-core negative-curvature fibres have been the focus of current research, but how to reduce the loss of hollow-core negative-curvature fibres is a serious problem. This paper proposes a new structure of hollow-core negative-curvature fibres, that is numerically simulated using the finite-element method, and compared with the simulation results of hollow-core conjoined-tube negative curvature fibres (CTNCFs) and hollow-core nested anti-resonant nodeless fibres (NANFs). The results show that, the LP01 mode loss can reach 0.003694 dB/km with a transmission wavelength of 1.06 μm, the LP11 mode loss can be as low as 0.28423 dB/km, and the bending loss is 0.4405 dB/km with a bending radius of 5 cm and a transmission wavelength of 1.06 μm. The loss is reduced by an order of magnitude compared to CTNCFs and NANFs. © 2009-2012 IEEE.

C−S−H gel structure and water molecules behaviors under different chemical environments in a range of temperatures EI

Abstract :

Cement based materials are especially vulnerable to serious temperature changes in saline land or marine environments, resulting in the degradation of structures and properties. As the main binding components in cement based materials, the investigation of the C−S−H gel structure and water molecules behaviors enabled the detail damage mechanism of cement-based material under different temperatures. In this study, C−S−H gel models were successfully constructed with the final chemical formula of (CaO)1.65(SiO2)(H2O)1.79. Systematical research works were performed on the structures and properties of both C−S−H gel and water molecules in different local environments by molecular dynamics (MD) under temperatures ranging from 100 K to 500 K. Subsequently, the time correlation function (TCF) and mean square displacement (MSD) methods were introduced to explore the dynamic properties of various chemical bonds. The volume expansion of C−S−H gel under higher temperatures resulted from stretched bond length between silicon atoms and oxygen atoms, and variation of corresponding bond angles. In addition, higher temperatures promoted the prolonged hydrogen bond length, thus reduced the number of hydrogen bond. Moreover, the polarization of water molecules was weakened gradually under higher temperatures, but water molecules’ orientation fluctuated obviously along the out of plane directions of interlayer region. Additionally, MSD results revealed that water molecules showed temperature dependent diffusion behaviors in different chemical environments. © 2020 Elsevier Ltd
