Abstract:
本文针对150V功率MOSFET,利用电荷耦合概念,采用双层外延漂移区结构,对器件进行了设计与仿真:设置哑元胞,在导通电阻增加很少的情况下降低饱和压降,将起电荷耦合作用的垂直RESURF场板与源电极相连降低栅漏电容.在此基础上仿真研究电荷耦合区与非耦合区掺杂浓度(分别为N1、N2)的匹配,从而在阻断电压和导通电阻间达到最佳匹配;并仿真研究槽深的影响,给出优化结果.
