Abstract:

基于钙钛矿自掺杂效应的微纳光电二极管像元阵列加工方法,属于探测器技术领域。其步骤为:1)器件采用平面结构,电极为底电极;2)通过在钙钛矿前驱体溶液中添加PEAI或GuCl等抑制离子迁移的添加剂;3)在图形化电极阵列上旋涂钙钛矿来制备钙钛矿薄膜4)通过预先制备的图形化底电极对钙钛矿薄膜施加偏压,使其内部离子进行定向移动形成局部掺杂,在阵列各个单元器件中形成PN结;4)通过偏压极化后,阵列中各单元器件已形成光电二极管可在0V偏压下进行工作。
