Abstract:

一种高速高灵敏的ZnO纳米线阵列射频紫外探测器,涉及纳米技术与紫外探测领域。复合金属电极层错位设置在ZnO种子层之上,同时边上露出部分种子层以形成台阶状结构,在露出的种子层处斜向上生长有ZnO纳米线阵列。在紫外光照下,ZnO纳米线表面耗尽层的变化使得ZnO纳米线阵列中的电容发生变化,此电容变化将引起的纳米线射频谐振频率的变化,通过检测谐振频率的变化,探测紫外光。本发明采用纳米线阵列的设计可以提高ZnO纳米线阵列的谐振频率,扩大ZnO纳米线阵列的电容变化跨度,进而提高对紫外光的探测灵敏性和可探测紫外光强的范围,提高了紫外光的探测速度和灵敏度。
