Abstract:

一种ZnO纳米线栅极HEMT紫外光探测器涉及紫外光探测技术领域。本发明采用传统型高电子迁移率晶体管(HEMT)与纳米型结构半导体材料ZnO结合制备对紫外光敏感的光电探测器件。选取p‑GaN层覆盖的耗尽型AlGaN/GaN外延片,同时对源漏电极区域进行整体下刻蚀,使得器件在未人为外加电压时处于关断状态。在器件栅电极上,以正面朝下反向水热生长的方式得到尽量朝外生长的ZnO纳米线结构,注意控制调整水热生长时间及温度以得到生长形貌较好、排列均匀的纳米线,纳米线生长状态将直接影响其对紫外光的感应能力。
