Abstract:

本发明公开了一种氮化镓上生长石墨烯提高LED透明导电及散热性的方法,通过在蓝宝石基的蓝光LED外延片的p型氮化镓表面淀积超薄铂做催化剂,选用乙炔作为碳源,利用等离子增强技术,低温环境中在p型氮化镓表面直接生长石墨烯。最后,利用超薄铂与石墨烯共同组成的透明导电层来增强LED表面的电流扩展和散热。该发明中,石墨烯在LED表面直接生长得到,无需转移,器件制备效率大幅提高,工艺流程大幅简化。该发明有望推动石墨烯透明导电薄膜在蓝光LED衬底上的商业应用。
