Abstract:

一种铝诱导晶化多晶硅薄膜太阳能电池及制备方法,属于晶硅薄膜太阳能电池领域。其结构依次包括:玻璃衬底、金属铝背反射层、P+型背表面场层、P型吸收层、N+型发射层,在P+型背表面场层和N+型发射层上均有金属电极。采用铝诱导晶化工艺,在玻璃衬底上依次沉积非晶硅薄膜和铝薄膜,厚度范围分别为100-150nm之间和100-120nm之间,经过450-500℃退火处理1-5小时,硅层和铝层位置会发生互换,同时非晶硅转变成晶粒尺寸为5-10μm的多晶硅,继续制备太阳能电池的P型吸收层、N+型发射层结构和金属电极。本发明理论上可以降低原先电池50%的厚度,大幅节约原料成本。
