MOVPE growth of 980nm VCSEL using optical in-situ techniques - Details

Abstract：

The　980nm　VCSEL　was　grown　by　LP-MOVPE.　In-situ　monitor　was　carried　out　through　reflectance　measurements　during　the　growth.　Based　on　high　quality　material　growth,　980nm　VCSEL　was　also　fabricated.　Output　light　power　of　7.1mW,　lasing　wavelength　of　974nm　and　slope　efficiency　of　0.462mW/mA　were　obtained　under　CW　condition.　©　2004　IEEE.
