Abstract:
电子钎焊结构在服役过程中经受热循环,由此导致结构热疲劳失效。本文通过对锡锌鉍无铅钎料合金经受-55~+125℃的热循环试验,发现钎料的显微组织发生了明显的改变,特别是紫铜基体与钎料之间的金属间化合物层厚度明显改变。研究结果表明,热疲劳会影响钎料组织和界面金属间化合物,同时导致结构服役性能改变。
