Abstract:
The output characteristics of the vertical cavity surface emitting laser (VCSEL) arrays are largely limited by the thermic effect of electric resistance. In this paper, graphene is used as the transparent electrode of the 10×10 VCSEL arrays, and the influence of graphene on the device performance after the introduction of the VCSEL arrays with different oxide apertures is studied. The output power, power conversion efficiency and threshold current were measured. According to the relationship between wavelength shift and power dissipation, the corresponding change in thermal resistance is obtained. It was successfully proved that graphene improved the output characteristics. Our design provides a new idea for alleviating the thermal effect of the VCSEL arrays. © 2021 IEEE.
