Abstract:

It is simulated the influence of Al component in the distributed Bragg reflector (DBR) of vertical cavity surface emitting lasers (VCSELs) on the valence band. Then the devices with two different structures were tested and the results indicate that the parabolic gradient is effective to lower the barrier of the valence band. Then the electrical current thermal effect of VCSELs can be improved and this lays foundations for VCSELs to continually work at room temperature.
